Abstract : This article discusses the operation of a Junctionless (JL) TFET as a biosensor for detecting various protein molecules. Due to JLTFET’s advantages over TFETs and JLFETs, a JLTFET-based biosensor is chosen. By carving cavities across the gates, the biomolecules are trapped. The performance of label -free biosensing with dielectric modulation has been investigated using the TCAD simulator. This paper also addresses the sensitivity to current and voltage. In addition, the effect of size, fill factor, and cavity location on the performance of biosensors is investigated in this work. This is simulationbased research of the dielectric modulation approach for detecting multiple proteins and amino acids. To obtain the expression for drain current, the analytical model for the proposed biosensor is solved. The sensitivity of biosensors based on JLTFET is on the order of 10 13 .
